Resulting DPSS diagram obtained from least-squares-fitting the TDLS lifetime data shown in Figure 1 only using the extracted temperature dependence of the capture cross section (T −2.4) as an input. The diagram results in three curves, (a) the optimized symmetry factor k (b) optimized Nt × σ0 denoted A-DPSS and (c) the least-squares fit error Chi2. Two solutions are highlighted by the Chi2-DPSS curve minimum position, Ec − Et = 0.40 eV with k = 0.89, A = 49.5 cm−1 and Et − Ev = 0.41 eV with k = 0.28, A = 46.7 cm−1. The Chi2-DPSS curve allows the true defect parameters identification from the position of its global minimum in the upper bandgap half.
